In such a metal gate electrode formed of tungsten or molybdenum, a side wall insulating film is formed on the side wall of the gate electrode. The side wall insulating film is formed by a process in which a plasma oxide film is formed on the gate electrode and a nitride film is formed by plasma nitridation of the plasma oxide film.
If the gate electrode is formed of tungsten or molybdenum, the gate electrode is formed by CVD (Chemical Vapor Deposition). This is because tungsten or molybdenum is high in hardness and hence difficult to be formed by a sputtering method.
